Statement of Objectives: Silicon Carbide Power Switch Module
Background:
SiC power devices have been (and are currently being) developed; the requirements for system utilization of these devices include their packaging into high power, user friendly, thermally compatible configurations for military and commercial manufacturers of power management, distribution and control systems. Configurations that will allow immediate mechanical integration and electrical termination within inverters, converters, motor controls and low loss insertion into circuit breaking applications are needed. Switch protection and driver circuits are also areas that may be addressed. Devices within the package could be sized for the entire load, or consist of multiple devices paralleled to meet power objectives using maximum conduction current device types available with present SiC technology.
Objectives:
The objective of this program is the development of Silicon Carbide (SiC) power switch module technology for use in electrical power generation, control, conversion, and distribution equipment for DoD and commercial applications. Key focus will be on the demonstration of suitable power switch modules with a reliable operating temperature capability of -40 to 250oC at the case heat sink or mounting flange, terminal ratings of 600 to 1200 volts, and capable of at least 100 amp continuous conduction current operation. In addition, suitable module configurations will be expected to minimize parasitic impedances to enable switching frequencies of up to 250 kHz, and address heat transport and thermal impedance characteristics to minimize device junction temperatures when operating at 250oC heat sink temperatures. It is anticipated that switch module design will be defined to mean power switch and free-wheeling diode pair configurations in a single, dual (phase leg), quad (H-bridge), three phase inverter or a similar suitable topology. Integrated gate drive functionality is not a requirement for this effort.
Detailed Description:
SiC power devices are inherently able to operate at much higher temperatures than silicon devices. Furthermore, higher critical fields (7X) and electron saturation velocity (2X) enable the fabrication of power devices with lower on-resistance and higher switching frequencies, respectively. In order to utilize the intrinsic high temperature, power, and frequency characteristics of SiC, the need exists to develop suitable switch module configurations which possess the required electrical and mechanical characteristics. Military applications envisioned for this technology include motor drives, converter, inverter, electric actuation, and other power conditioning and distribution functionality on a wide range of weapon systems and platforms. Wide-range temperature cycling places stringent requirements on matching coefficients of thermal expansion, prevention of package materials degradation, metallurgical compatibility, wire bond reliability, and minimizing thermal impedances between device junctions and module base plate. Parasitic inductances, including any wire bonds, and the equivalent series resistance must be minimized to allow 250 kHz operation without increasing module impedance more than 1% beyond its’ low frequency (10 kHz) value. The need currently exists to develop and demonstrate power system components and utilization equipment that can leverage the outstanding properties of SiC and to determine which device configurations are best suited for the various applications. We anticipate that a program will develop SiC power switch modules packaged as hybrid circuits, develop appropriate module drivers or utilize COTS drive circuits when appropriate, and demonstrate the required electro-thermal-mechanical functionality in an appropriate motor drive, converter, or similar relevant power switching application.
