STATEMENT OF WORK
FOR
DEPARTMENT OF THE ARMY
RESEARCH, DEVELOPMENT AND ENGINEERING COMMAND
INTERNATIONAL TECHNOLOGY CENTER-PACIFIC
(ITC-PAC)
Neuromorphic Pattern Recognition Hardware System with Radiation Hardness

1. DESCRIPTION OF SERVICE.
This requirement is to provide financing in support of the research project titled “Neuromorphic pattern recognition hardware system with radiation hardness”, led by Professor Hyunsang Hwang, Pohang University of Science and Technology (POSTECH), South Korea.
The goal of the proposal is to develop various new analog synapse devices with radiation hardness. To maximize computation efficiency per unit energy for matrix multiplication, cross-point synapse array device with independent memory and logic function can be adopted to maximize parallel processing in unit device level. In the project, it is focused on ion migration based synapse device with multiple conductance states (> 32-levels), scalability, and long term data retention characteristics, since charge (electron) based synapse device has limitation of radiation hardness. It develop pattern recognition hardware system which can recognize standard DB (MNIST, German Traffic Sign) with high accuracy (>90%) and speed (<1msec) on an integrating Mbit synapse array device with CMOS neuron devices.
The objective of this proposed effort is effort to examine the development new Integrating Mbit synapse array device with CMOS neuron devices. The overall goal of this project is to (1) investigate various new ion-based resistive switching devices with radiation hardness (2) develop a high density (1Mbit, > 108/cm2) synapse array device and (3) develop neuron devices and integrated with multilayers synapse array (4) demonstrate high speed (<1msec) and high accuracy (> 90%) pattern recognition of image database using neuromorphic hardware system.
Duration of this Research and Development is three years, comprised of 12 months for the basic period, 12 months for option 1 period, and 12 months for option 2 period. If data acceptable to Army Research Office cannot be collected and cannot be processed from the initial data in the basic period, the option period will not be exercised and the project will end after the basic period and the second payment.
Basic Period: 2-terminal synapse devices with CMOS compatible process
1. Milestone 1: Develop 2-terminal oxide-based analog synapse device: PrxCa1-xMnO3, TiOx, HfO2, WOx etc. Develop resistor array device with varying doping concentration and active area.
2. Milestone 2: Study effect of high pressure (>20-200atm) oxidation on oxide thin film.
Study proton migration based analog oxide synapse devices.
3. Milestone 3: Develop a low temperature process (< 400 oC) for multilayers synapse array integration. Develop CMOS compatible materials for high density integration.
Option 1 Period: 3-terminal synapse devices with radiation hardness, and Develop high density synapse array devices.
1. Milestone 1: Investigate 3-terminal synapse device: SmNiO3, NbO2, VO2, Investigate HfZrOx ferroelectric synapse device. Study quantized conductance of Cu-based RRAM device with multi-level conductance states. Investigate radiation hardness of synapse device.
2. Milestone 2: Develop high density (1Mbit, > 108/cm2) cross-point synapse array devices. Develop multilayers synapse integration process. Collaboration with IBM/Almaden on modeling of neural network. Investigate new pattern recognition system with potentiation/depression synapse array to maximize signal to noise (S/N) ratio.
Option 2 Period: Develop neuron device and integration with multilayers synapse, and
Demonstrate HW pattern recognition system.
1. Milestone 1: Develop CMOS neuron device using 0.35μm CMOS technology.
Develop I-M-T oscillator neuron device with NbO2 thin film. Integrate neuron device with multilayers and high density synapse array.
2. Milestone 2: Hardware neural network system with more than 2-hidden layers.
Estimate recognition accuracy (>90%) of various database (MNIST, German traffic sign.) Estimate image recognition speed (<1msec) and energy. Improve HW performance by device/system optimization.
1.2. DELIVERABLES.
1.2.1. First Deliverable - Project Proposal. – BASIC PERIOD
Prior to commencement of work, the contractor shall submit ITC-PAC a Project Proposal which is to measure the progress of the Project, for ITC-PAC’s acceptance.
Project Proposal shall include, at a minimum, the following information:

1.2.2. Second Deliverable – Interim Report. – BASIC PERIOD
The contractor shall submit an interim report detailing the progress of the completed segments of the project to ITC-PAC at the end of the 6-month stage after commencement of work.
Interim Report shall include, at a minimum, the following information:
Status of project plan.
Progress made in the first 6 months.
Projected progress to be made in the next 6 months.
1.2.3. Third Deliverable – BASIC PERIOD
1.2.3.1 Final Report of Basic Period
The Contractor shall submit a Final Report of the Basic Period to ITC-PAC with all the results and discoveries encountered during the project at the end of the twelve (12) month period. The Final Report shall include, at a minimum, the following information;
- Name
- Position title
- Organization name
- Address
- Telephone number
- Fax number
- Email address
Summary (or Abstract) of the Project
Introduction (or Background) Experiment Result & Discussion Conclusion Acknowledgement Reference Projected progress to be made in the next 12 months.
1.2.3.2. Financial Report of Basic Period
Together with the Final Report of Basic Period, the contractor shall deliver the Financial Report of this Project to ITC-PAC.
The Financial Report shall include the cost spent for the Project in the following category:
Labor Cost, Overhead, and Direct Cost (Equipment, Travel, Material& Supply, Publication & Report, and Computer Service).
1.2.4. Forth Deliverable – Interim Report. – OPTION 1 PERIOD
the project to ITC-PAC at the end of the 6-month stage after commencement of Option 1 Period.
Progress made in the first 6 months of Option 1 Period.
1.2.5. Fifth Deliverable – OPTION 1 PERIOD
1.2.5.1 Final Report of Option 1 Period
The Contractor shall submit a Final Report of the Option 1 Period to ITC-PAC with all the results and discoveries encountered during the project at the end of the Option 1 period. The Final Report of Option 1 Period shall include, at a minimum, the following information;
- Name
- Position title
- Organization name
- Address
- Telephone number
- Fax number
- Email address
Result & Discussion Conclusion Acknowledgement
Projected progress to be made in the next 12 months.
1.2.5.2. Financial Report of Option 1 Period
Together with the Final Report of Option 1 Period, the contractor shall deliver the Financial Report of this Project to ITC-PAC.
The Financial Report of Option 1 Period shall include the cost spent for the Project in the following category:
Labor Cost, Overhead, and Direct Cost (Equipment, Travel, Material& Supply, Publication & Report, and Computer Service).
1.2.6. Sixth Deliverable – Interim Report. – OPTION 2 PERIOD
the project to ITC-PAC at the end of the 6-month stage after commencement of Option 2 Period.
Progress made in the first 6 months of Option 2 Period.
1.2.7. Seventh (Final) Deliverable – OPTION 2 PERIOD
1.2.7.1 Final Report of Option 2 Period
The Contractor shall submit a Final Report of the Option 2 Period to ITC-PAC with all the results and discoveries encountered during the project at the end of the Option 2 period. The Final Report of Option 2 Period shall include, at a minimum, the following information;
- Nam
- Position title
- Organization name
- Address
- Telephone number
- Fax number
- Email address
Result & Discussion (including Basic Period and Option 1 Period) Conclusion Acknowledgement
1.2.7.2. Financial Report of Option 2 Period
Together with the Final Report of Option 2 Period, the contractor shall deliver the Financial Report of this Project to ITC-PAC.
The Financial Report shall include the cost spent for the Project in the following category:
Labor Cost, Overhead, and Direct Cost (Equipment, Travel, Material& Supply, Publication & Report, and Computer Service).
1.3. PAYMENTS.
1.3.1. First Payment. – BASIC PERIOD
After ITC-PAC’s acceptance of the Project Proposal mentioned above, the contractor shall submit the first invoice to ITC-PAC. The first payment will be made upon ITC-PAC’s certification of the invoice.
1.3.2. Second Payment. – BASIC PERIOD
After ITC-PAC’s acceptance of the Third Deliverable (Final Report and Financial Report of Basic Period) mentioned above, the contractor shall submit the second invoice to ITC-PAC. The second payment will be made upon ITC-PAC’s certification of the invoice.
1.3.3. Third Payment. – OPTION 1 PERIOD
After ITC-PAC’s acceptance of the Fifth Deliverable (Final Report and Financial Report of Option 1 Period) mentioned above, the contractor shall submit the second invoice to ITC-PAC.
The second payment will be made upon ITC-PAC’s certification of the invoice.
1.3.4. Fourth (Final) Payment. – OPTION 2 PERIOD
After ITC-PAC’s acceptance of the Seventh (Final) Deliverables (Final Report and Financial Report of Option 2 Period) mentioned above, the contractor shall submit the fourth (final) invoice to ITC-PAC. The fourth (final) payment will be made upon ITC-PAC’s certification of the invoice.
2. GOVERNMENT FURNISHED PROPERTY. No government furnished property shall be provided nor used in this project.
3. GENERAL INFORMATION.
3.1. Contractor Employees. Personnel shall meet or exceed the following requirement:
3.1.1. Contractor shall not hire employees of the United States Government and/or employees otherwise under contract for service to the United States Government if employing such persons would create a conflict of interest, or appearance of a conflict of interest as determined by the contractor. Contractor shall not employ any person who is an employee of DoD, unless such person seeks and receives approval according to DODR 5500.7, Standards of Conduct.
