About this file

This is a Statement of Work (SOW) for the procurement of vacuum pump equipment by the National Institute of Standards and Technology (NIST) Nanoscale Device Characterization Division. The acquisition supports the CHIPS R&D Metrology Program's Grand Challenge 2 and the EUV Scatterometry project, enabling non-destructive 3-dimensional measurement of nanoscale semiconductor features using extreme-ultraviolet light.

The contractor must deliver one (1) Pfeiffer Model HiPace 800 M magnetically levitated turbomolecular pump (Part Number 2000017803) and one (1) Pfeiffer Model HiScroll 18 "Comfort Bundle" dry backing scroll pump (Part Number 2000199909) as a complete integrated system. The turbomolecular pump must achieve a maximum base pressure of 10⁻⁸ mbar, provide pumping speed greater than 475 liters per second (H₂), feature magnetic levitation with hybrid rotor design, include a 10-inch ISO-200 inlet flange, be air-cooled, allow 1% incremental rotation speed adjustments, and maintain sound pressure levels below 50 dBA. The scroll pump must deliver pumping speed greater than 18 m³/hr (air), feature a KF25 inlet flange, be air-cooled, maintain sound pressure below 50 dBA, include minimum 2-meter cable lengths, and support automated hybrid operation with the turbopump as an OEM plug-and-play solution. All items must be new, original manufacturer packaging with complete documentation, and delivered FOB Destination (or DDP equivalent) to NIST Gaithersburg, Maryland within 12 weeks of order receipt. The contractor must submit a firm fixed price quotation and provide a minimum one-year warranty commencing upon government acceptance. Payment terms are net-30 in arrears upon receipt of proper invoice; partial shipments and invoices are not accepted unless pre-approved by the Contracting Officer. Acceptance testing will be conducted within 7 working days and may include power-up verification and visual inspection for damage.

STATEMENT OF WORK

Title: Turbomolecular and Dry backing scroll pump (Pfeiffer BRAND NAME ONLY)

Requesting Lab: National Institute of Standards & Technology (NIST) Nanoscale Device

Characterization Division (NDCD) Nanoscale Spectroscopy Group (NSG)

I. BACKGROUND INFORMATION

The Nanoscale Device Characterization Division (NDCD) develops and advances the measurement and knowledge infrastructure to characterize nano- and atom-scale engineered materials and solid-state devices for innovation in information processing, sensing, and future quantum technologies. The NDCD’s technical activities span atom scale devices, nanoscale spectroscopy, advanced electronics, nanoscale processes and measurements, and alternative computing. This acquisition will allow the NDCD to expand its measurement capabilities using EUV diffractometry and Fourier ptychography. The problem being solved by this EUV metrology technique is the non-destructive 3-dimensional measurement of nanoscale periodic, non-periodic features in support of the American semiconductor industry.

To meet mission requirements, the NDCD needs to acquire a magnetically levitated turbomolecular pump with dry scroll backing pump. These pumps will be utilized on a new experimental apparatus that will harness short extreme-ultraviolet (EUV) light for the non-destructive 3-dimensional measurement of the smallest features of computer chips, their transistors. This procurement supports the CHIPS R&D

Metrology Program's Grand Challenge 2 to advance metrology for future microelectronics manufacturing and project 2.07, “EUV Scatterometry.” The application of these pumps is the evacuation of the end station as EUV light will only propagate in a vacuum; thus, these pumps will support accurate quantitative reconstruction of dimensional structure of periodically, non-periodically patterned features from the reflective diffraction off a sample under test

II. PURPOSE

These pumps will evacuate a large volume end station that is to house our EUV measurements technologies.

III. SCOPE

The Contractor shall deliver a quantity of one (1) Magnetically levitated turbomolecular pump, Pfeiffer
