The National Institute of Standards and Technology (NIST) is seeking firm-fixed-price quotations for a Process Design Kit (PDK), design review, and circuit fabrication for two multi-project wafer (MPW) foundry runs. The key technical requirements include InP HBT transistors capable of power amplification from 25GHz up to 650 GHz, with a minimum transistor ft of 520 GHz and fmax of 1.1 THz. The integrated circuits must be capable of producing power amplifiers, mixers, phase-locked loops, dynamic frequency dividers, and oscillators. The designs will remain confidential property of NIST.
