3.0 REQUIREMENTS:
3.1 GENERAL REQUIREMENTS:
3.1.1 Desired Features
1. Bulk carrier mobility along crystallographical axes (for SiC)
2. Channel carrier mobility of MOS structure by SiC/SiO2 along crystallographical direction
3. Si/SiC (3C-SiC, 4H-SiC, 6H-SiC) junction current transportation
4. Gate oxide tunneling current (FN, direct) and also
a. Interface trap assisted tunneling for electron and hole
b. Valence band electron tunneling for electron and hole
5. Gate oxide degradation by anode hole injection model, thermochemical model
6. Gate oxide lifetime prediction by percolation model
7. Charged particle or gamma radiation generated bulk or interface trap density
8. Comparing price when LED and LASER modules are included
