Section C - Description/Specifications/Statement of Work

Specifications for Probe Station System

1. The Naval Research Laboratory (NRL) has a requirement for a probe station system for the lab measurement of RF electronics.

a. The primary requirement is for a probe station system to be used for onwafer probing of RF solidstate devices. The principal measurements to be performed on the probe station are microwave and millimeter wave device characterization to include smallsignal RF, passive loadpull, and hybrid/active vectorreceiver loadpull. The probe station must be a standard commercial product with demonstrated field use.

b. The probe station must be able to securely hold (via vacuum suction) wafer and sample sizes ranging from 5 mm x 5 mm up to 200 mm in diameter. Vacuum holes on chuck must be selectable to easily accommodate small samples as well as various other wafers sizes, e.g. 2", 4", 6", and 8" wafers, via individual, clearly marked, vacuum switches that can be actuated by the user from the front of the system for safe loading of samples. The chuck must have two auxiliary ceramic chucks (at least 25 x 25 mm substrate size) with good planarity for calibration and probe cleaning substrates. The auxiliary chucks must have separate, clearly marked, vacuum switches that can be actuated by the user from the front of the system for safe loading of samples.

c. For ease of loading and unloading samples and calibration substrates, the sample stage must have at least a full 200 mm x 250 mm range of manual X x Y motion. For accurate placement for the measurement of individual devices, the chuck must have fine movement with less than 1 m resolution over at least a 25 x 25 mm X x Y range of motion. The Zrange of motion of the stage should be at least 10 mm to allow for accommodation of varying sample heights, probe configurations, etc. The stage must have a fine theta movement of at least +/5 and should have full rotation capability to allow for alignment adjustment of devices across a wafer.

d. The chuck should be thermally controlled to between 20 C and 300 C with 0.1 C resolution and 0.1 C accuracy. Heating from 20 C to 300 C and cooling from 300 C to 20 C should be accomplished within approximately 30 to 40 minutes, respectively. Temperature should be adjusted via a controller interface with integrated touch screen. The thermal control system must be able to be run by remote computer control via RS232C or similar interface. All hoses and cables must be included. The coaxial chuck should provide good isolation (at least 5 T and

0.5 T at 25 C and 300 C, respectively) with a breakdown voltage > 500 V for all temperatures.

The chuck surface should be nickel plated and have surface flatness of at least 12 m or better with temperature uniformity of better than 1 C above 200 C and 0.5 C below 200 C. The chuck should have a Kelvin triaxial force and sense connection.

e. For passive and hybrid loadpull, the probe station must be able to accommodate automated impedance tuners with two ranges of frequency, 1.8 to 18 GHz and 8 to 50 GHz. Examples for size/weight and configuration of tuners are Maury models XT982AL02 and MT984AU01. The platen must be able to provide weight compensation of the tuner load(s) and damp vibrations that may come from tuner operation, e.g. by utilizing vibration isolation.

f. A set (2) of micropositioners must be included for probing of devices. The positioners must be oriented in an eastwest (or leftright) configuration. The positioners should be held in place with an easilyreleasable magnetic base for position adjustment that provides enough strength to account for automated impedance tuner positioning (e.g. MT984AU01 tuner). The positioners must be suitable for RF measurements (blacklashfree) with 1 m resolution. For calibration accuracy, the X micrometer must have a digital readout for accurate positioning. Travel range must be at least 13 mm in Y and Z and 20 mm in X. Screw resolution should be at least 300 and 500 m in Z and Y, respectively. A set (2) of RF probe arms must be included that can accommodate 8 to 50 GHz automated impedance tuners (e.g. MT984AU01 tuner), has planarity control using a micrometer, and easily accessible height adjustment for varying probe styles.

g. Of critical importance to accurate, repeatable onwafer RF measurements is the ability to precisely and routinely place the probe tips on the same position on the probe pads. Further, due to cost of probes and devices under test, care should be taken to limit potential damage during the probing process. To that end, the probe station should have features that aid in accomplishing these goals. For repeatability, the chuck Z movement fine travel should have a resolution of 1 m or better with digital indicator while the platen should have a contact mode that allows for less than 1 m of repeatability to standardize measurement results and accurately set overtravel of the probes during contact. When probes are in contact, the stage should lock to prevent movement to avoid device/probe damage. Platen should have multiple set positions to allow for sample exchange (large distance) and larger movements across the sample (medium distance). During the sample exchange procedure, the platen should have a safety lock to prevent accidental probe drop and damage. Further the platen should have an additional selectable stop to allow for visual of probe tips and probe pads during alignment under high magnification, e.g. at 50, 100, or 150 m separation.

h. The probe station must have a single tube objective microscope securely fastened to a sturdy bridge that has pneumatic lift. Manual hand controls must be able to move the microscope over a 50 mm x 50 mm (X x Y) range of motion with independent X and Y motion control. The pneumatic lift system should provide sufficient distance (at least 125 mm) for safe probe replacement and modification.

i. The microscope must have a small footprint design and sufficient working distance suitable for RF and largesignal RF probing. The optical resolution should be 2 m or better with 12:1 optical zoom capability and a working distance of better than 40 mm. The microscope must have a manual focus block for course and fine focus with a range of at least 30 mm. The illumination source for the microscope must be provided by coaxial LED.

j. A CMOS digital imaging system must be mounted to the microscope via conventional cmount adapter for use in probing. System must be at least 8 megapixels and have HDMI and USB outputs with 30 frame/s HDMI (full and ultra) live display frame rate. A compatible display monitor, at least 21.5" in size, must be included for probing with at least 1920 x 1080 resolution.

The monitor must be mounted on an integrated monitor stand that allows for simultaneous viewing of the monitor while probing. The fieldofview should range from at least 6 mm x 3.25 mm to 0.55 mm x 0.3 mm, depending on the microscope optical zoom to allow for ease of viewing and accurate placement of probes. The imaging system must be able to be used without a computer, e.g. have integrated software that allows for actions such as image and video capture, zoom, as well as measurement. All cables and accessories must be included, e.g.

wireless mouse. Software compatible with a computer using Windows 10 must be included that allows for similar capabilities to the integrated software.

k. A compatible vibration isolation table with leveling feet, casters, and storage shelf must be included. Due to lab space limitations, the table should not exceed 38" x 35" (W x D). All components must fit through a 44" wide, 82" high lab door. An instrument shelf must be integrated with the isolation table to allow for close placement of the VNA and other accessories to the probe station to minimize cabling length. The shelf should be at least 22" wide and 25" deep. The total depth of the system (table + shelf) should not be more than 60", but minimizing overall footprint is preferred.

l. User manuals for all system components must be included in digital format.

2. Installation and Training: The contractor shall provide onsite installation of the equipment and demonstrate that the system meets the required specifications. The contractor shall also provide onsite training at the time of the installation and demonstration for at least two NRL personnel.

3. Warranty and Support: The contractor shall offer the Government at least the same warranty terms, including offers of extended warranties, offered to the general public in customary commercial practice.
